摘要


光酸發生劑之重要性與日俱增,原因在於此類化合物熱穩定性佳,而且經光照射後造成此類化合物進行光分解作用而產生一酸分子物質。在適賞溫度下因酸分子之作用而改變周圍化合物之官能基,造成聚合反應,交聯反應,或是分解高分子。問其為深次微米半導休製程所使用之光阻劑中的重要成份,這更促成光酸發生劑反應機制之研究開發受到重視。

The acid molecule will change the functionality of the surrounding materials and result in the polymerization and crosslinking of the materials as well as the degradation of the resin.
