氧化鎂鋅薄膜之成長與光學特性研究

摘要


本論文主要利用脈衝雷射蒸鍍法(pulsed laser deposition),在c面藍寶石基板上成長MgxZn1-xO薄膜。從常溫的PL光譜分析,參雜量的改變由5%至20% ,能隙的調控可從3.44eV到3.69ev,接著再由能隙位移公式來推估實際薄膜X值。因為能隙工程上的需求,我們試圖找出對於Mg成分變動的環境因素,因此我們比較了關於溫度、氧壓、及通入氮氣的影響,發現高溫使得Mg成分增加,但薄膜品質也漸漸下降;而氧壓的實驗讓我們了解適當的氧氛圍,能生成品質較好的薄膜,而過大的氧壓會導致XRD繞射光譜及PL光譜的偏移銳減,顯示薄膜Mg的摻雜減低;最後我們使用靶材成分值為X=2製作薄膜並通入氮氣做了比較,在相同壓力10-2torr的情況下,通入氮氣的確造成摻雜量提升,PL變動值由3.69ev提升到3.72ev,而繼續增加壓力到10-1torr時得到最大的摻雜量,因此通入氮氣的確對成長MgxZn1-xO薄膜有相當程度的影響。

In this thesis, we present a simple pulsed laser deposition method for the synthesis of MgZnO films.High Mg-content, wurtzite MgZnO films were grown on sapphire (0001) substrates by pulsed laser deposition. The room-temperature photoluminescence (PL) of the MgZnO films is dominated by UV emission, which blueshifts with increasing x. Mg content in single-phase wurtzite MgZnO films increases significantly from 5 close to 20 at. %, and corresponding band gap is widened from 3.44 to 3.69 eV. Moreover, the effects of growth parameters such as oxygen pressure, substrate temperature and nitrogen pressure,on the morphology and the optical properties of the deposited MgZnO thin films were also studied in some details. In summary Our conclusion show that the incorporation of nitrogen can be enhanced Mg solubility into Mg x Zn 1-x O thin film ,which agrees with our experiments.
