X9R介電陶瓷配方開發與特性探討

摘要


本研究利用複合材料之觀點設計介電陶瓷配方並研究其介電特性。使用(1-x)BaTiO3-x(Bi0.5Na0.5)TiO3材料系統,將 (Bi0.5Na0.5)TiO3與BaTiO3介電材料依比例混和,可抑制介電材料在居禮溫度所產生之劇烈介電常數變化,並得到大溫度範圍之介電性質穩定性,並藉由摻雜不同莫爾比例的Ta2O5與ZrO2,於氧化性氣氛中進行高溫燒結,得到較穩定之介電性質。 由實驗結果可以得知,添加(Bi0.5Na0.5)TiO3確實可使材料之居禮點產生偏移,並且降低燒結溫度,在添加量為20 mol%時居禮點由120oC偏移至160oC;而摻雜Ta2O5能使介電曲線有平坦化趨勢,在摻雜量為2.0 mol%時,曲線已達平坦化,介電損失維持在1.5%,而介電常數量測數值最大為1700;在量測溫度25oC時最高電阻率可達到1012 Ω-cm,量測溫度200oC時,電阻率最高值約為109 Ω-cm。BT0.15BNT+2.0 mol% Ta2O5此配比已經相當接近電子工業協會(Electronic Industries Association, EIA)標準中X9R規格(應用溫度範圍-55oC ~ 200oC,電容溫度係數ΔC/C ≦ ±15%)。另外,摻雜ZrO2一樣有介電平坦化的效果,在摻雜量為8 mol%時有最大介電常數1400,且也有最低的借電損失;在量測溫度25oC時最高電阻率可達到1011 Ω-cm,量測溫度200oC時,電阻率最高值約為109 Ω-cm。

In this research, a series of the dielectric material and their dielectric properties were studied in view of composite materials. Mixed barium titanate (BaTiO3) with (Bi0.5Na0.5)TiO3 by specific molar ratio, The peak of dielectric curves can be inhibited at Curie point and obtain stable dielectric properties. By doped Ta2O5 and ZrO2 of different molar ratio and be sintering in air, dielectric properties of these samples can be more stable. In this study, adding 20 mol% (Bi0.5Na0.5)TiO3 to (1-x)BaTiO3-x(Bi0.5Na0.5)TiO3 series ceramics can reduce the sintering temperature and shift the curie point (120°C to 160°C). Adding 2.0 mol% Ta2O5 to these ceramics could smooth the TCC curve and obtain max K value 1700 with dielectric loss 1.5%.The resistivity of the sample is up to 1012 Ω-cm at 25°C, and it can be 109 at 200°C. In this research, BT0.15BNT+ 2.0 mol% Ta2O5 could let TCC curve approach X9R specifications. Besides, while we doped 8.0 mol% ZrO2, the TCC curve could be smooth and the max K value is 1400 with lower dielectric loss. The resistivity is up to 1011 Ω-cm at 25°C, and it can be 109 at 200°C.
