以分子束磊晶成長的碲化錳鎘薄膜之光激發螢光頻譜

摘要


本論文主要研究使用光激螢光量測系統量測以分子束磊晶法在矽(111)基板上成長不同錳成分的碲化錳鎘薄膜,透過改變量測溫度及激發光強度,探討不同成分之碲化錳鎘載子躍遷之情況並分析不同成分之碲化錳鎘輻射復合方式,最後得到錳成分的增加會使缺陷態逐漸減少、近能帶螢光強度隨之增加,驗證錳成分的增加會使長晶品質提升。

In this these, excitation power and temperature dependent photoluminescence (PL) were used to investigated the optical properties of Cd1-xMnxTe epilayers which were grown on Si (111) substrates by molecular beam epitaxy. The PL spectra of CdMnTe epilayers show a significant increase in the intensity of exciton-related emissions and a reduction in the intensity of defect-related emissions with increasing Mn content.
