以靜電噴霧技術製作有機無機混成白光感測器

Fabrication of Organic/Inorganic White-Light Photodetectors Using Electrostatically Sprayed Technique

摘要


本論文以靜電噴霧法噴塗高分子P3HT:PCBM與水熱法成長的氧化鋅奈米柱混成有機無機白光感測器,在ITO玻璃基板成長氧化鋅奈米柱與在PEN可撓曲基板濺鍍氧化鋅薄膜觀察其奈米柱與薄膜對響應波段及光、暗電流之影響。 第一部分:在ITO玻璃基板成長氧化鋅奈米柱與在PEN可撓曲基板濺鍍氧化鋅薄膜後,以不同時間的連續或不連續之噴塗方式噴塗P3HT:PCBM於氧化鋅奈米柱上方,經不同退火時間處理後探討其光電特性,並在材料部份經由X光繞射頻譜分析(XRD)、光學顯微鏡 (Optical Microscopy, OM)、場發射掃描式電子顯微鏡(FE-SEM)、原子力顯微鏡(Atomic Force Microscope, AFM)對薄膜表面形貌進行分析,用紫外光-可見光光譜儀(UV-VIS)測試其透光性能。 第二部分:製程有機無機混成之光感測器於ITO玻璃基板,討論連續或不連續噴塗方式及經過不同退火處理時間後對光、暗電流與響應波段之變化。分析後不連續噴塗因薄膜沉積較均勻,固優於連續噴塗;退火20分鐘比退火10分鐘較佳,原因則是經由20分鐘的退火時間使得有機無機混成薄膜與金屬的接觸更加完善,在不連續噴塗且經過20分鐘退火後之感測器,光電流約為22.1×10-4 A,暗電流(漏電流)約為1.94×10-7 A,其光暗電流比約1.14×104為最佳。 第三部分:製程有機無機混成之光感測器於PEN可撓曲基板,討論連續或不連續噴塗方式對光、暗電流與響應波段之變化。在不連續噴塗且經過20分鐘退火後之感測器,光電流約為3.77×10-4 A,暗電流約為3.49×10-8A,其光暗電流比約1.08×104為最佳。

In this dissertation, Polymer P3HT: PCBM with growth of ZnO nanorods by hydrothermal of hybrid organic-inorganic white-light photodetectors using electrostatically sprayed technique, Growth of ZnO nanorods on ITO glass substrate and sputter of ZnO film on PEN flexible substrate , ZnO nanorods and film were observed the effect of photocurrent, dark current and response. The first part, after growth of ZnO nanorods on ITO glass substrate and sputter of ZnO film on PEN flexible substrate, Different time of continuous or discontinuous sprayed P3HT:PCBM on ZnO nanorods and ZnO films. We could annealing were investigate the optical and electrical performance. We used high-resolution X-ray diffraction (XRD), Optical Microscopy(OM), FE-SEM, Atomic Force Microscope(AFM) were then utilized to characterize the surface morphology and UV-VIS transmittance spectra (UV-VIS) examine transmittance. The second part, fabrication of hybrids organic/inorganic white-light photodetectors on ITO glass substrate, we could discuss about the sprayed of continuous or discontinuous characteristic of photocurrent, dark current and the response as a change of annealing conditions. sprayed of the discontinuous better than continuous, because the film was uniform of the discontinuous. Annealing time of twenty better than ten, because it has a good contact with annealing twenty time. It can be found that photocurrent of sprayed of discontinuous and annealing twenty time were 22.1×10-4 A, dark currnet were 1.94×10-7 A, photocurrent/dark current were 1.14×104. The third part, fabrication of hybrids organic/inorganic white-light photodetectors on PEN flexible substrate, we could discuss about the sprayed of continuous or discontinuous characteristic of photocurrent, dark current and the response as a change of annealing conditions. It can be found that photocurrent of sprayed of discontinuous and annealing twenty time were 3.77×10-4 A, dark currnet were 3.49×10-8 A, photocurrent/dark current were 1.08×104.
