摘要


傳統的負微分電阻元件(negative differential resistance,NDR),稱作共振穿透二極體(RTD),他是以化合物半導體的技術製作而成,材料優點有高電子移動率、與高速等優點,但是不容易與其他元件或電路做整合。 在本篇論文裡,我們所使用的負微分電阻元件,則是以三顆異質接面電晶體所組成,我們稱之為HBT-NDR,其電流-電壓特性曲線(I-V曲線)為N型,此元件具有可與CMOS或BiCMOS製程技術互相配合的優點,製程容易且成本低廉,而且具有可調變參數來改變輸出I-V CURVE的優點。 我們在這篇論文中利用HBT-NDR來實現一種新型的除頻器架構,此架構只需要一顆電感、一顆電容、以及一個HBT-NDR元件組成,是一種架構簡單的電路。我們可以藉由控制輸入頻率、電壓等等來得到不同的除頻倍數。接著我們利用MOBILE理論去實現兩組差動比較器,傳統論文中的差動比較器需要雙電源,我們實現了只需要單電源的差動比較器。

The conventional negative-differential-resistance(NDR) is fabricated by Ⅲ-Ⅴ compound material, such as GaAs and InP. It has the advantage of high electron mobility. However it is not very easy to integrate with other devices and ircuits. In this paper, a novel negative-differential-resistance(NDR) device composed of three hetero-junction bipolar transistors(HBT) is investigated. Because the current-voltage(I-V) characteristic is N type. This NDR device is so called N-type HBT-NDR device. HBT-NDR devices and their applications are fabricated by the CMOS or BiCMOS technique that provided by the national chip implementation center. We design the frequency divider using HBT-NDR devices. This kind of the devices consists of a inductance, a capacitance and NDR device. This frequency divider has a very simple scheme. The different multi-fold of frequency can be controlled by adjusting input frequency and voltage, and then we use the MOBLE theory to achieve 2 of Defferent comparators,the Defferent comparators of the traditional theory needs double power supply, we makes it running by one.
