鋁/有機薄膜/p型矽二極體之接觸特性

The contact characteristics of Al/organic film/p-Si diode

摘要


本論文探討鋁/有機薄膜/p型矽二極體之接觸特性,其中有機薄膜乃是分別使用具有小分子結構的有機材料:Alq、NPB、m-MTDATA和BCP 等四種有機材料。由於這四種材料應用在有機發光二極體時分別為不同屬性的材料,所以我們研究是當這些不同屬性的材料,分別被應用在蕭特基二極體的金屬/有機/半導體接面時,其他們所顯示之各種不同的特性。在這些二極體中,Al/Alq/p-Si 有較高的能障高度,Al/NPB/p-Si 次之,而Al/BCP/p-Si 和Al/m-MTDATA/p-Si 則顯示出較低的能障高度。在本論文中,我們分別以電容-電壓量測及變溫的電流-電壓量測來探討這些二極體的特性。

In this paper, the contact structures of Al/organic film/p-Si were discussed. The organic films including:Alq, NPB, m-MTDATA and BCP, respectively. These organic films show different characteristic on the application of OLED. So in the application of the organic films on the metal/organic/semiconductor would show different characteristic. The Al/Alq/p-Si shows heigh barrier height, and then is Al/NBP/p-Si, while the Al/BCP/p-Si and the Al/m-MTDATA/p-Si show lowest barrier height. The capacitance-voltage and current-voltage-temperature measurement were also used to evaluate the diodes characteristic.
