錫-銻/鈷-鎳與錫-鋅/銅-錳之界面反應

Interfacial Reactions in Sn-Sb/Co-Ni and Sn-Zn/Cu-Mn Couples

摘要


本論文探討Sn-Sb/Co-Ni與Sn-Zn/Cu-Mn之界面反應。Sn-Sb/Co-Ni在300oC下之界面反應與文獻中Sn-Sb/Co 與Sn-Sb/Ni並不相同。在銲料當中添加5wt%或7.5wt%的Sb,界面處生成相為Sb含量達14at%的Sn-Sb-Co三元相,此三元相為一個熱力學穩定相。若僅根據組成做判斷,很容易將其誤判為常出現之CoSn3相;根據Sn-Sb-Co 300oC之三元相圖,才能正確地判讀出生成相為Sn-Sb-Co三元相。當銲料中的Sb增加至10wt%時,生成相為含有大量Sb的CoSb3相。過去文獻中,有關Sn-Sb銲料與任何基材的反應,從來沒有發現CoSb3相的生成。本研究使用之基材為Co-Ni合金,根據文獻,Sn-Sb/Co界面反應生成相為CoSn2相,因此,Ni的存在誘發了CoSb3相的生成。類似的結果也發生在Sn-Sb/Co-Fe系統,Sn-Sb/Co-Fe界面反應生成相也是CoSb3相,Fe的存在誘發了CoSb3相的生成。 Sn-Zn/Cu-Mn於250oC之界面反應與Sn-Zn/Cu類似,主要是Zn與Cu的效應。隨著銲料中Zn含量的增加,界面處之生成相由CuZn相與Cu6Sn5相轉變為Cu5Zn8相與CuZn5相;基材中的Mn的效應要含量達40wt%時才會出現,生成MnSn2相。為了方便分析Sn-Zn/Cu-Mn界面反應,本論文配置了於靠近Mn端的5組樣品合金來決定其相平衡狀況,決定出Mn-Cu4MnSn-Ω,Ω-Cu3Sn-Cu4MnSn,MnSn2-Ω-Mn 3個三相區。

This thesis investigates interfacial reactions in Sn-Sb/Co-Ni and Sn-Zn/Cu-Mn couples. Based on the experimental results, interfacial reactions in Sn-Sb/Co-Ni couples at 300oC are different from those in Sn-Sb/Co and Sn-Sb/Ni couples. When the Sb contents are 5 and 7.5wt%, the reaction phase at the interface is a Sn-Sb-Co ternary phase, which composition is close to the commonly encountered CoSn3 phase. However, based on the Sn-Sb-Co ternary phase diagram, this Sn-Sb-Co ternary phase is a different phase from the CoSn3 phase. Phase diagram information is crucial in identifying the reaction phases in interfacial reactions. When the Sb content is 10wt%, the reaction phase is the CoSb3 phase. This reaction phase has never been found in literatures. Based on the literatures, reaction phase in the Sn-Sb/Co couple is the CoSn2 phase. In this thesis, the substrate are Co-Ni alloys, Ni enhances the growth of the CoSb3 phase. Similar results are found in the Sn-Sb/Co-Fe system. In Sn-Sb/Co-Fe couples, the reaction phase is also the CoSb3 phase. Fe enhances the growth of the CoSb3 phase. Sn-Zn/Cu-Mn interfacial reactions at 400oC are similar to those in Sn-Zn/Cu couples. Zn and Cu dominate the interfacial reactions. With the increasing of Zn from 2 to 9wt%, the reaction phases change from the CuZn and Cu6Sn5 phases to the Cu5Zn8 and CuZn5 phases. Effect of Mn does not reveal until 40wt%, the corresponding reaction phase is the MnSn2 phase.
